This paper mainly studies the small signal modeling technology of SiGe HBT, explores its applications in device optimization, parameter extraction and circuit design by deeply analyzing its principles and applications in SiGe HBT.Firstly, this paper briefly introduces the basic principles and characteristics of SiGe HBT, as well as the background and research significance of small signal modeling technology. Then, the small signal modeling technology of SiGe HBT is discussed in detail, including the relationship between large signal behavior and small signal model, small signal parameter extraction methods, and the application of small signal modeling in amplifier design and power amplifier design. Finally, this paper summarizes the advantages and application prospects of SiGe HBT small signal modeling technology, and puts forward the direction and ideas for future research.Keywords: SiGe HBT, small signal modeling technology, parameter extraction, circuit design, application prospects
