Through simulation and experimental studies on the diffusion of Zn in N-GaSb crystal, the relationship between diffusion rate, diffusion depth, doping concentration and diffusion temperature is analyzed, and a high-efficiency Zn diffusion process is proposed.Based on the diffusion process, the preparation technology of GaSb thermal photovoltaic cells is developed. By optimizing the device structure and material parameters, the photoelectric conversion efficiency of the device is improved. At the same time, the thermal characteristics of the device are studied, and an effective heat dissipation scheme is proposed to ensure the thermal stability of the device.Keywords: Zn diffusion, N-GaSb crystal, thermal photovoltaic cell, process preparation, thermal characteristics.
