Firstly, the basic structure and advantages of the AlGaN/GaN heterostructure are introduced, as well as its applications in LED and power devices. Then, the significance and methods of low-temperature testing technology are elaborated, and the advantages and disadvantages of different technologies are compared to determine the low-temperature testing scheme used in this paper. Subsequently, the low-temperature electrical properties of the sample are analyzed by measuring the current-voltage (I-V) characteristics at different temperatures. Finally, the sample is characterized using photoluminescence (PL) technology to study its low-temperature optical properties. The results show that the AlGaN/GaN heterostructure has excellent electrical and optical properties at low temperatures, providing strong support for its future applications and development.【Keywords】AlGaN/GaN; low-temperature characteristics; electrical properties; optical properties
