精品文档---下载后可任意编辑NiO/ZnO 基半导体异质结及 MgNiO 固溶体薄膜的制备与性能讨论的开题报告摘要:本文采纳化学溶胶-凝胶法在玻璃基底上制备了 NiO/ZnO 基半导体异质结和 MgNiO 固溶体薄膜,并讨论了其结构、光电性能和电学性能。通过 X 射线衍射仪(XRD)、扫描电子显微镜(SEM)、紫外可见分光光度计(UV-Vis)、光致发光光谱仪(PL)和电学测试仪等多种表征手段对薄膜的结构和性能进行了分析和讨论,结果表明:(1)NiO/ZnO 异质结薄膜的晶体结构为六方相和闪锌矿相,分别对应 NiO 和 ZnO 单晶材料的结构;(2)MgNiO 固溶体薄膜的晶体结构为菱面体结构,其中 Mg 原子取代了 Ni 原子的部分位置;(3)NiO/ZnO 异质结薄膜的带隙宽度为 2.94 eV,比单纯的 ZnO薄膜(3.28 eV)略窄;(4)MgNiO 固溶体薄膜具有优异的导电性能,其电阻率约为11.26 Ω.cm,明显低于未掺杂的 NiO 薄膜(1.71×10^8 Ω.cm)。综上所述,本文所制备出的 NiO/ZnO 异质结和 MgNiO 固溶体薄膜具有较好的物理和化学性能,并在光电和电学领域具有广泛的应用前景。关键词:NiO/ZnO 异质结,MgNiO 固溶体,化学溶胶-凝胶法,薄膜制备,性能讨论Abstract:In this paper, NiO/ZnO-based semiconductor heterojunction and MgNiO solid solution thin films were prepared on glass substrates by sol-gel method, and their structures, photoelectric properties and electrical properties were studied. The structures and properties of the films were analyzed and studied by various characterization methods such as X-ray diffraction (XRD), scanning electron microscopy (SEM), ultraviolet-visible spectrophotometer (UV-Vis), photoluminescence spectrometer (PL) and electrical testing instrument. The results showed that:(1) The crystal structure of NiO/ZnO heterojunction thin film is hexagonal and zinc blende phase, which correspond to 精品文档---下载后可任意编辑the structures of NiO and ZnO single crystal materials, respectively;(2) The crystal structure of MgNiO solid solution thin film is rhombohedral, in which Mg atoms substitute for part of Ni atoms.(3) The band gap width of NiO/ZnO heterojunction thin film is 2.94 eV, which is slightly narrower than that of pure ZnO thin film (3.28 eV);(4) MgNiO solid solution thin film has excellent conductivity, with a resistivity of about 11.26 Ω.cm, significantly lower than that of undoped NiO thin film (1.71×10^8 Ω.cm).In summary, the NiO/ZnO heterojunction and MgNiO solid solution thin films prepared in this paper have good physical and chemical properties, and have broad application prospects in the fields of photoelectric and electrical.Keywords: NiO/ZnO heterojunction, MgNiO solid solution, sol-gel method, thin film preparation, performance research.
